As-Ge

As-Ge (Arsenic-Germanium) R.W. Olesinski and G.J. Abbaschian The equilibrium phases of the Ge-As system at ~40 bar are (1) the liquid, L; ( 2) the terminal solid solution of As in Ge, (Ge), which is retrograde, with a maximum solubility of 0.18 at.% As at ~800 C; (3) the terminal solid solution, (As), with a maximum solubility of 21.1 at.% Ge at ~750 C; (4) the intermediate compound GeAs, which melts congruently at 762 C; and (5) the intermediate compound GeAs2, which melts congruently at 756 C. The assessed phase diagram is based primarily on the work of [78Uga], with review of the work of [40Sto] and [60Thu]. The solidus and solid solubility data were determined by [62Tru]. Ge arsenides can be obtained easily by synthesis of the components. [70Don] obtained single crystals of GeAs and GeAs2 by zone melting under strictly controlled As pressure. In the pressure range of 0.5 to 1.2 bar, crystals of GeAs were formed, and in the range of 2 to 3.2 bar, GeAs2 was crystallized. During a study of phase separation in the Ge-As system, [73Rib] reported that the solubility of As in Ge films can be extended up to 4 at.% As.
